轉換速率控制IGBT開通方法實現原理

驅動芯片1EDS20I12SV中應用了轉換速率控制方法，在IGBT開通過程的不同階段使用不同大小的柵極電流，靈活控制開通速度。這種方法將IGBT整個開通過程分為三個階段：預升壓(preboost)階段、開通(turn-on)階段和VCC2嵌位(VCC2 clamping)階段，如圖1所示。t0-t1階段為預升壓階段，在這個階段中使用較大的電流為柵極－發射極電容充電，使柵極電壓在135ns內從負值上升到略低于IGBT開通的柵極閾值電壓，即Vge
